Objective:

• Investigate the level of accuracy with which the measured creep properties predict the stress relaxation response
– constants measured from constant stress loads for predicting varying stress history
– scatter resulting from non-homogeneous and anisotropic microstructure
– combination of experimental shear testing and non-linear finite element simulations

• Understand the effect of the inclusion of primary creep models with secondary creep for thermal cycling response of BGA assemblies
